Isi artikelIn this paper, experimental design methods; Taguchi Analysis and Fractional Factorial Design with fold over analysis are presented in determining the significant machine parameters in reducing the epoxy related defects in the Die bond process in a Semiconductor manufacturing. The Taguchi Analysis method is used to determine the significant parameters among the six identified machine parameters (epoxy dispensing capability, nozzle design, clamp design, dispensing parameters, placement, and pattern recognition) using the bond strength as the response variable and the computed signal-to-noise (SN) ratio. Hence, the fractional factorial design approach is used to measure which of the three significant machine parameters (dispensing parameter, epoxy dispensing capability and the nozzle design) strongly affects the process in the die bond process using the yield rate as the response variable. Thus, ANOVA analysis is used in determining the significance of each machine parameter and in obtaining the optimized model. T-Test is used to compare the historical and the mathematical model mean. Design Expert software is used to analyze the experimental design methods thru the interactions of the identified machine parameters.
